Product Description
LOCTITE® ABLESTIK 967-3 is a two-component, electrically insulating epoxy adhesive developed for die-attach applications requiring lower-than-normal cure temperatures. The brownish-gray material mixes at 1:1 by weight and can be applied by automatic dispensing, screen printing, or hand probe. It provides a typical viscosity of 7,000 mPa·s at 25°C and a two-day work life at 25°C. Guideline heat-cure options include 6 hours at 65°C or 30 minutes at 150°C, while typical cured properties include thermal conductivity of 0.7 W/(m·K), volume resistivity of 2 × 1013 ohm-cm, and a glass-transition temperature of 85°C.
Key features
- Low-temperature die-attach cure: An alternative guideline cure schedule of 6 hours at 65°C supports assemblies requiring reduced cure temperature.
- Electrically insulating: Typical cured volume resistivity is 2 × 1013 ohm-cm, with a dielectric constant of 4.3 at 1 kHz.
- Flexible application methods: Suitable for automatic dispensing, screen printing, and hand-probe application.
Applications / Suitable for
- Die-attach applications
- Assemblies requiring lower-temperature heat cure
